Photomask - As used in photolithography, a photomask is typically a transparent fused quartz blank covered with a pattern defined with chrome metal as the absorbing film. Photomasks are used at wavelengths of 365 nm, 248 nm, and 193 nm.
Mask data preparation - Mask data preparation is the step that translates an intended set of polygons on an integrated circuit layout into a form that can be physically written by the photomask writer. Usually this involves fracturing complex polygons into simpler shapes, often rectangles and trapezoids, that can be written by the mask writing hardware.
Mask set - A mask set is a series of electronic data that define geometry for the photolithography steps of semiconductor fabrication. Each of the physical masks generated from this data are called a photomask.
Photolithography - Photolithography is a process used in semiconductor device fabrication to transfer a pattern from a photomask (also called reticle) to the surface of a substrate. Often crystalline silicon in the form of a wafer is used as a choice of substrate, although there are several other options including, but not limited to, glass, sapphire, and metal.
